Shockley diode equation model parameters.

Models the I-V characteristic: I = IS * (exp(V / (N * Vt)) - 1) with series resistance RS and junction capacitance CJO.

Used for standard diodes, LEDs, Schottky diodes, and Zener diodes. Parameters not present in the .MODEL line get SPICE defaults.

Fields§

§name: String§is: f64

Saturation current (A). Typically 1e-14 to 1e-6.

§rs: f64

Series resistance (Ω).

§n: f64

Emission coefficient (ideality factor). Typically 1.0-2.0 for Si, higher for LEDs.

§tt: f64

Transit time (s).

§cjo: f64

Zero-bias junction capacitance (F).

§vj: f64

Junction potential (V). Typically 0.7 for Si.

§m: f64

Grading coefficient. Typically 0.33-0.5.

§bv: f64

Reverse breakdown voltage (V). For zeners, this is the zener voltage.

§ibv: f64

Current at breakdown voltage (A).

§eg: f64

Bandgap energy (eV): 1.11=Si, 0.69=Schottky, 0.67=Ge.

§xti: f64

IS temperature exponent: 3=Si junction, 2=Schottky.
